Discrete DC-few GHz FET device?
« on: January 14, 2018, 09:11:11 PM »
Hi All,

I have a need for a device that has to withstand about 15V of VDS, and pass a couple 100's of mA's. The catch is it must be fast enough to operate up to a few GHz for the intended circuit.
I would prefer some sort of FET device for this application due to requirement from the circuit.

I normally design IC's, therefore, I have a very limited familiarity with discrete devices that go up to these frequencies. Short google search resulted in mostly bipolar devices, and all with very limited current handing capability (<10% of my needs).

Are there devices that would fit my needs?
Any general tips for choosing/using the device to meet the requirements?

Thanks.

You won't find a GaN MOSFET anywhere. Modern GaN devices are usually HEMTs.

This is a 6GHz GaN deplation mode HEMT: CGH40006P

If you are only interested in low-GHz (1.x GHz), then also consider to (ab)use EPC switching mode eGaN devices as linear RF amplifiers. You won't get performance of a real RF optimized GaN device, but you can get it for much cheaper.
SIGSEGV is inevitable if you try to talk more than you know. If I say gibberish, keep in mind that my license plate is SIGSEGV.

Thank you for the info  :-+
I will check this device and similar devices.

I'm actually trying to stretch it to above 6GHz. The circuit it works with works there, and I would like this additional device to have limited affect on the overall BW.

Is this for switching a 50 ohms termination?

It will be used as a linear device, not for switching.
