RF MOSFET in LTSpice
« on: May 24, 2016, 10:02:12 am »
Hey guys, I'm trying to do some RF simulation in LTSpice and can't seem to find any MOSFETs that have RF capabilities. Most of them seem to have a transition frequency below 100MHz and I need one with higher for a LNA. Any suggestions from the standard massive list that comes with LTSpice?

Ordinary Spice sims not suitable for RF work as it does not handle board
layout which is a significant contributor in RF design to performance.

Take a look at this (google RF simulator) http://www.skyworksinc.com/downloads/press_room/published_articles/ICSICT_102014.pdf

Agilent seems to be widely used.

NXP has models for their BF9XX models of dual gate MOSFETs, Simetrix has them in their standard library and even their free version can simulate relatively complex circuits with them.

You very definitely can model RF in SPICE but you need to explicitly add all the of the parasitics of your components and layout so you get quite an ugly hard-to read schematic.
