rf jfets

Are there any commonly discarded industrial or non industrial items which are rather easy to get a hold of perhaps form ebay - which contain high power RF JFETs?

Mostly anything relating to a power RF JFET is almost certainly going operate far greater frequencies than any typical power RF MOSFET. The majority of HEMT transistors appear to be JFETs and very few other types.

Whare frequency ranges are you expecting to work in? I take it frequency range is the main criteria here? How about power?

I'm sure you can get some LDMOS devices that would be suitable for the power/frequency.
