Want to take apart a "Flip Chip" GPU - which solvent will disolve the resin?

I wish to take apart a "Flip Chip" GPU of the type found in modern graphics cards, where the die is flipped face-down onto the green substrate. Does anyone know what resin they use to bond the die to the substrate, and how I may dissolve it, so that I may remove the die to inspect it?
