Author Topic: Data Sheets or specs for power transistors SJ6915 and GM DELCO 900-6500  (Read 565 times)

I am working on two old BioRad 500v power supplies. One uses Motorola SJ6915 and SJ6916 transistors for pass elements. The other uses GM / DELCO 900-6500 transistors for pass elements. The circuit is almost identical to the MC1466L datasheet 250v 0.1A application circuit. I have tried contacting OnSemi , Digikey and just about everything I can think of to get a some data on there devices with no luck. Does anyone have a technical reference for these devices ? They are NPN devices in TO-3 case with Vces 1200v (approx)  Vebo unknown  and hfe unknown. I would appreciate any information the form could offer.

The Motorola parts are custom marked, perhaps even selected parts.
They would probably be MJxxxx types (2Nxxxx also posible), meaning bipolar power transistors in metal case (TO-66?) Ne way of telling which, but the selection wasn't that wide in those days. An old data book might help.
The GM/Delco? No idea.
