Pretty advanced looking Soviet flip-chip SMD IC from 1991.
« on: December 24, 2020, 06:55:07 pm »
Taken from some soviet tech (a TV i think), was originally a SIL package. The substrate is ceramic, after breaking it apart it was pink-ish in color. Backside of the substrate contains what looks like three crystal oscillators. There are SMD devices soldered to what looks like printed traces. The star of the show is the flip chip IC in the middle.
Date code says 1991, pretty neat stuff.

I captured as much detail as i could with my phone camera. If electronupdate or anyone else wants to take more detailed die shots and maybe analyze the IC i can send it over.

Ps: Oh and by advanced i mean the package of the chip. The device itself is probably very simple.

IBM did it in the 1960s (I'm sure the Soviets did it earlier as well):

IC packaging and hybrid manufacturing is full of weird technologies that seem too advanced for us common folk for the era :)

It's audio IF amplifier with demodulator. Those things are ceramic filters.

And Tektronix was doing it at least by the late 1960s; all of their single package vertical amplifiers use hybrid construction.

Was this common in consumer gear?

Yes, this particular module was in every 3rd generation Soviet color TV. Some similar stuff was used in other places too. There were k224 series mostly used in tube-semiconductor TVs. http://www.155la3.ru/k224_2.htm

And of course, the Japanese were particularly adept in manufacturing hybrid circuits for consumer electronics.

A Japanese company stands out: Sanken. Many of its power audio amplifiers are still avidly sought after.

Ceramic.

I cracked it apart and it was a pink-ish ceramic so i assume it's not your regular alumina?

Alumina can be slightly pink.

I know, each forums curse, here is the guy giving warnings:

Sometimes its a bad idea to break ceramics. It could be beryllium oxide which is toxic especially by dust inhalation.
Its mostly used for ceramic RF transistor packages and other things for its good thermal conductivity.
No alarm in this case: There is no pinkish tint to the raw material, normally(tm) parts with BeO must be marked.

It is true that parts with BeO must be marked these days. Back in 1991 in barely-post Soviet Russia? Who knows.

IMHO it's doped alumina.

Good old times when people used ceramic substrate for audio IF  :D , what was it, 465kHz or something?
