Alternative for IRFP240/250/260 in TO-220 package
« on: March 13, 2020, 11:32:39 am »
I'm looking for n-ch MOSFET with SOA similar to IRFP240/250/260 (TO-247) but in TO-220 package. I don't need it as a switch but to work in linear region as pass/series voltage regulator that has to step down no more then 5 V. What you would recommend?

One could use some higher voltage MOSFETs, especially old type. The IRF840 is at least in the Fairchild version specified with power limited SOA.

The permissable power may still be a little lower than for the TO247 case - just a question of the case size.

Thanks Kleinstein, the total power dissipation should not exceed 15 W, and thermal control will be implemented coupled with forced cooling using fan.

For so little power, one could get away with a smaller MOSFET like IRR820.

If in doubt Infineon FETs are a good choice - the transistors may not be better, but the data-sheets usually have a reasonable SOA curve and not a fake one ignoring the thermal instability.

There is definitely no need in TO247 case for 15W dissipation. A lot of TO220 case mosfets will do.
For example, popular low voltage devices are IRF3205, IRF3206 etc.

Thanks, I'll give a try to some of OnSemi devices, such as FQPF19N10 or FQPF33N10L that have DC specified in SOA and that are even suggested for audio amplifier applications.
