Can anyone point me to a product and supplier of a suitable underfill for CSP (chip scale package) in the UK? For that matter, any BGA underfill product and supplier would also likely suffice. These products exist but I just cannot find any UK distributor. Production is low volume so these need to be obtainable in small quantities.
I realise that a general purpose black epoxy 'might' do but specific products exist that have all the ideal qualities desired and it is those I am after.
