Reflowing/reballing a GPU core

I have my first GPU core to reflow/reball and I am seeking advice on the equipment.  About a year ago I got myself an Atten 862D and learnt how to do memory IC's and smaller BGA packages but I am aware that it alone will not do a core.

So, do I just need a good preheater and the hot air will do the rest or do I need to invest in an IR rework station?  I don't mind buying an IR station if they are needed but are they needed?  Thanks all.

Hello!

Good approach!

Yes you must have a bottom preheater.
A Z-axis platform and an infrared pyrometer would also come in handy.

I think if you set the temperature correctly and transfer the heat to the soldering area, then nothing else matters.
To do this, it would be good to understand the basics of thermodynamics.

My colleague uses the minimum set. And doing very complex work. All depends on the experience that you will undoubtedly gain.
