BJTs with freewheeling diode on the same substrate
« on: February 28, 2014, 02:15:52 pm »
While working on a new version of the transistor tester firmware I came across the BUL38D which is a NPN for switching applications and it has an integrated freewheeling diode on the same substrate. The funny thing about it is that the freewheeling diode on the same substrate creates a parasitic PNP transistor (draw the junctions and you'll see) which even has a higher hFE than the NPN. Do you know of any other BJTs built the same way? Are there also PNP versions? Or is the BUL38D just a very rare example of that kind of BJT?

Possible candidates:
- BUL58D
- BUL381D / BUL382D
- any more?

BU208D, BU508D. Pretty common as line output stages, and there are a whole host of 2SC devices as well.

Already got the BU508D, but it's low value base emitter resistor causes other issues. Any idea about specific 2SCs?
