Graphene semiconductor

The following research at Georgia Tech sounds interesting: https://research.gatech.edu/feature/researchers-create-first-functional-semiconductor-made-graphene
They claim to have grown graphene on a SiC substrate and doped it to make a semiconductor with 10x the electron mobility of Si. They also made and tested a planar MOSFET, if scalable it would be very interesting.
